Требования к параметрам слоев широкозонных полупроводников типа A2III B3VI

Аннотация. Приводится анализ общих требований к структурам типа МДП и возможности использования гетероструктур типа A2IIIB3VI/AIIIBV для формирования однослойных МП'П-структур, удовлетворяющих требованиям МДП-структур с идеальным диэлектриком.

Abstract. The analysis of general requirements structures, such as the MOS and the possibility of using heterostructures of type A2 IIIB3 VI/AIIIBV semiconductors for the formation of a single layer MSS–structures that satisfy the requirements of MOS–structures with a perfect dielectric.
